Lay summary
The project aims at new innovative types of resistive random access memory (RRAM) switches based on metal-oxide-metal thin film structures with oxides in different metal-semiconductor (MOTT) transition states and on strained heterolayers. The ultimate applications of these switches are fast device logics switching on the nanosecond-range to replace current transistor-based random access memories i.e. in computer memories. Conventional, dielectric or ferroelectric random access memories are based on sluggish dipole movements resulting in microsecond switch speeds and high power consumption. Proposed RRAM switches with oxides in different MOTT states offer the potential to operate a switch through hysteretic current-voltage characteristics based on ionic and/or electronic charge carrier movements of lower mass. The impact of the different types of charge carriers and their diffusivities on the switch current-voltage characteristics are investigated. For this, extrinsic doping of single oxide films and multilayer oxide processing of oxide composite films with alternating semi-conducting/-metallic layers are suggested for the RRAMs. First reference electrodes to measure the local charge transport profiles relative to RRAM performances are also targeted. Furthermore, a cross-over of the field of strained heterolayer oxides and their charge transports to a new strained oxide RRAM prototype is for the first time proposed. Finally, processing of fast-switching RRAM array structures based on the oxide`s MOTT concept and strained oxide heterolayer findings are pursued for microfabrication of Si-based chip devices.

Abstract

The project aims at new innovative types of resistive random access memory (RRAM) switches based on metal-oxide-metal thin film structures with oxides in different metal-semiconductor (MOTT) transition states and on strained heterolayers. The ultimate applications of these switches are fast device logics switching on the nanosecond-range to replace current transistor-based random access memories i.e. in computer memories. Conventional, dielectric or ferroelectric random access memories are based on sluggish dipole movements resulting in microsecond switch speeds and high power consumption. Proposed RRAM switches with oxides in different MOTT states offer the potential to operate a switch through hysteretic current-voltage characteristics based on ionic and/or electronic charge carrier movements of lower mass. The impact of the different types of charge carriers and their diffusivities on the switch current-voltage characteristics are investigated. For this, extrinsic doping of single oxide films and multilayer oxide processing of oxide composite films with alternating semi-conducting/-metallic layers are suggested for the RRAMs. First reference electrodes to measure the local charge transport profiles relative to RRAM performances are also targeted. Furthermore, a cross-over of the field of strained heterolayer oxides and their charge transports to a new strained oxide RRAM prototype is for the first time proposed. According to literature RRAM functionality such as the hysteretic current-voltage profile depends on the easiness of the charge carriers to move and redistribute in the oxide films close to the metal interfaces under bias. Recent findings in the field of strained heterolayer oxide films reveal that the charge carrier diffusivities can be increased by 1 to 3 orders of magnitude for oxide interfacial strains of 1 to 4%. The strain fields are realised by semi-coherent growth of alternating semiconducting oxide layers with a small lattice misfit for the RRAM heterolayer oxide. The carrier diffusion characteristics along such strained heterolayer oxide interface are above the pure material characteristics for the non-strained states. This potentially offers a completely new strained oxide RRAM prototype in future. Finally, processing of fast-switching RRAM array structures based on the oxide`s MOTT concept and strained oxide heterolayer findings are suggested for microfabrication of Si-based chip devices.
